Abstract

A comprehensive study of the nature of power saturation in 1.5-4μm high power InGaAsP/InP multiple quantum well (MQW) two step graded separate confinement heterostructure (SCH) lasers was conducted. The internal efficiency was calculated. The resulting data was analyzed in detail.
