Abstract

GaSb-based type-I quantum well wide ridge multimode cascade diode lasers generate more than 360 mW near 3.25 µm at room temperature. Double-step narrow ridge waveguide lasers were fabricated to achieve single spatial mode operation with minimal threshold.
