Abstract
We propose to incorporate in each stage of a quantum-cascade laser a charge accumulation region located outside of the optically active quantum wells. A specially designed intersubband polarization transition in the accumulation region allows electrical control over the modal refractive index, thus providing a mechanism for fast single-mode wavelength tunability.
